VPT Components Announces The Release Of Their First RAD HARD MOSFET:  RAD7130

The RAD7130 is a 100V / 22A (die size 3), rated to 100krad(Si) TID and SEE to full rated drain potential using Xe and to Au with proper derating. 

The RAD7130 is available in the following configurations:

RAD7130-NYx           NY = TO-257AA              S = Space grade; flight hardware with LAT complete  

 

Note 1:   E devices are tested at 3 temps, no LAT performed; not recommended for flight hardware.

Ordering PN examples: 

·        RAD7130-NCS is the part number for inspected die in waffle packs with class K element evaluation per MIL PRF 38534 performed
equivalent JANKC device). 
·       RAD7130-NNJS is the part number for the hermetic surface mount SMD-0.5 package with JANS equivalent screening and
QCI per MIL PRF 19500 performed.

The successful completion of TID and heavy ion testing for the RAD7130 device confirms the pedigree of the VPT Components 100V RAD wafer fab process.  The VPTC roadmap includes additional 100V devices in early 2024, including the RAD7110 (6.5A / size 1 die) and the RAD7160 (60A / size 6 die).

The RadHard MOSFET roadmap will next focus on the 250V process, scheduled for release in mid-to-late 2024, followed by 150V and 200V families.  Custom RadHard MOSFETs and accelerated schedules are available on request, contact ES Components to coordinate.

The VPT Components Rad Hard MOSFET roadmap also calls for full JAN QPL Certification in 2024.  In the interim, equivalent JANS and JANKC products are available.
